Using TrenchStop-technology plus reverse conduction enables a device with low on-state losses (VF and VCEsat) and low switching losses. In Fig. 5, typical VF and VCEsat values of IHW30N160R are displayed for different temperatures. Comparing with typical values from competitors at 25 DegC yields the following for VCEsat: Competitor 1: 3.7V @ 40A. Competitor 2: 4V @ 40A. IHW30N160R2: 1.8V @ 30A, and 2.4V @ 60A. In Fig. 6, measured Eoff values are displayed as a function of temperature for the whole class of RC-IGBTs. The trend shows with increasing breakdown voltage, the switching losses increase, which is due to the increasing thickness of the IGBT. As it was demonstrated for the 1,200 V RC-IGBTs, the TrenchStop-technology plus reverse conduction enables very effective devices, which is true for each voltage class.
