efficiency. Nevertheless, the PCBbased
platform used in [16] and wirebonding
integration schemes limit the
level of integration and overall formfactors
[17]. Meanwhile, the control
circuits designed with GaN/SiC FETs
are hardly developed due to its manufacturing
technology and large area.
To tackle these issues, the integration
of WBG semiconductors and CMOS
becomes a promising platform [18][25].
In 2015, ITRS announced a new
roadmap indicating that HI is the key
technology to enable the continued pro -
gress in cost and performance for electronics [18]. The
integration of WBG semiconductors and CMOS ena -
bles intimate chip-level integration with low-power and
fast control logic while obtaining a high-performance
switching matrix [19]. It has been proposed that hybrid/
HI modes will be the mainstream in digital and power
electronics [20]. The HI technology utilized compound

control circuits designed with CMOS
make power conversion achieve

For example, in [21]-[23], dc-dc converters
using HI technology are demonstrated
and operate at very high
frequency with large power density.
A technology integrated GaN and BCD
circuits called GaN2BCD technology
is proposed to achieve a dc-dc converter
with high conversion ratio [24]-[25].
The remaining paper is organized as follows. Section II
builds the loss model of the power switching matrix and
discusses the advantages of HI for power conversion
based on efficiency analysis. Section III introduces several
HI-based power conversion circuits and performs
comparisons between monolithic and HI-enabled
