Li et al. proposed a GaN integrated circuit on SOI with various
components including HEMT, metal-insulator-metal
(MIM) capacitor, Schottky barrier diode (SBD), two-dimensional
electron gas (2DEG) resistor, and resistor-transistor
logic (RTL) be co-integrated, compatible with the p-GaN
technology, shown in Figure 9. It was demonstrated to realize
a novel switching module with high power handling
capability and compact size.
Commercial switching power modules consist of CMOS
logical controller, single or double side power switches,
and associated driver circuits by using III-V/CMOS-chip-tochip

a printed circuit board (PCB) with off-the-shelf components
